Directly support development of HBM NPI development including IQP Development.
Key Responsibilities
1. NPI Execution & Product Introduction

• Lead NPI builds, pilot runs, and process qualification activities for HBM products
• Support NPI lot delivery and ensure no excursion during build activities

2. Process Development & Optimization

• Develop and optimize assembly processes (e.g., IQP, stacking, bonding, cure)
• Perform DOE, characterization, and parameter optimization to meet KPIV targets
• Validate:
  • Recipe setup and bonding profile
  • Alignment accuracy and tolerance
• Ensure process repeatability and scalability to HVM

3. Yield Improvement & Root Cause Analysis

• Drive yield improvement through:
  • Data analysis (FDC, SPC, parametric trends)
  • Failure analysis (PFA / EFA)
• Identify root causes of issues (e.g., tool alarm, defect trends) and implement corrective actions
• Continuously reduce LRR, defect density, and process variation

4. Equipment & Tool Readiness

• Define and validate tooling requirements and configurations
• Support tool setup, calibration, and release readiness
• Work with equipment teams to:
  • Troubleshoot issues
  • Improve tool stability and uptime

5. Cross-Functional Collaboration

• Partner with:
  • APTD (technology development)
  • Manufacturing / Production
  • Equipment Engineering (EE)
  • Quality / Reliability teams
• Enable smooth transfer from development to manufacturing

6. Documentation & Release Management

• Own NPI documentation:
  • Bill of Process (BOP)
  • SOP / OCAP
  • Engineering checklists (ET, TIQ)
• Ensure process release readiness and sign-off
• Maintain traceability and compliance to quality standards

7. Risk Management & Process Control

• Perform risk assessment (FMEA) and implement control plans
• Define process control strategies (FDC, SPC limits)
• Monitor process health and implement containment for abnormal conditions

8. Technology Transfer & HVM Ramp

• Lead technology transfer from NPI to production teams
• Ensure:
  • Stable process capability (Cp/Cpk)
  • Manufacturing readiness
• Support ramp-up and resolve early HVM issues

9. Continuous Improvement & Innovation

• Drive CIP (Continuous Improvement Projects)
• Improve:
  • Yield performance
  • Cycle time
  • Equipment efficiency
• Develop best-known methods (BKM) for HBM processes
